+1 for the CZ75s!
On your list, I would go with a Sig. Although as others have pointed out, fullsize 9mm is not usually thought of as a "carry gun".
My primary carry gun is a fullsize 9mm: Ruger SR9. $400 or so, NIB. I do have a CZ75 9mm that I dearly love, I consider it a world-class weapon, but it is considerably heavier and slightly larger than my SR9.
